Abstract This paper describes an experimental procedure used in the evaluation of data retention after fatigue on ferroelectric type memories. The constraints of the experimental design and the methodology of data analysis are described in detail. In addition the developed procedure is used to benchmark the state of the art of ferroelectric memories currently in production.
