Abstract

Исследованы спектры фотолюминесценции симметрично и несимметрично легированных квантовых ям в высокоподвижных гетероструктурах GaAs/AlGaAs. Обнаружены дополнительные максимумы в магнетоплазменной реплике основного оптического перехода из зоны проводимости в подзону тяжелых дырок валентной зоны симметрично легированной квантовой ямы на факторе заполнения электронов ν = 1. Максимумы в спектре фотолюминесценции связываются с сингулярностями Ван Хова в функции плотности состояний магнетоплазмонов от энергии. Обсуждается связь наблюдаемых особенностей в спектре фотолюминесценции с известными транспортными и оптическими исследованиями.
