Hot compression experiments defined the hot deformation behavior of AgCu15 and 4J29, indicating precise constitutive models.
The metal-based composite material AgCu15/4J29 is widely used in packaging microelectronic components and is typically prepared by using hot rolling methods. However, existing research lacks an in-depth analysis of the hot deformation behavior and constitutive models for AgCu15 brazing material and the 4J29 precision alloy. The true stress-true strain curves of the AgCu15 and the 4J29 were characterized via hot compression experiments under predefined thermomechanical conditions, where the stress data underwent friction correction. An Arrhenius-type strain-compensated constitutive model was formulated by using the friction-corrected datasets to describe the thermomechanical response of the materials, exhibiting average prediction deviations of 5.52% and 7.2% alongside correlation coefficients (R 2 ) of 98.91% and 96.88%, respectively. These results demonstrate the constitutive models constructed in this paper can precisely predict the elevated-temperature deformation characteristics of AgCu15 and 4J29 alloys.
