Multiple-quantum-well (MQW) samples of GaInAs/AlInAs, with 100 AA, barriers and 50 AA wells, were grown by MBE. The samples contained 10, 20 or 50 periods and were either nominally undoped throughout or consisted of nominally undoped MQW region sandwiched between thick doped layers. Measurements of optical absorption yielded information about the sub-band structure of the superlattice and gave a measure of the absorption coefficients. Non-parabolic effective-mass theory was used to compare calculated energy levels with observations and satisfactory agreement was obtained.
