Excitation spectra of shallow donors in GaP

The excitation spectra of S, Se, Te, and Si donors in GaP is presented. The spectra are qualitatively similar to each other, but there is a large species dependence of the excited-state binding energies. Phonon-assisted transitions to excited states are observed in the continuum-absorption region which involve LO, LA, and TA phonons.
