Theoretical and experimental studies of millimeter-wave frequency response of hot electrons in n -type GaAs are performed. In the theoretical analysis, the transport properties of hot electrons under a high electric field superimposed with a small microwave field are investigated by using the transport equations with the assumption of a displaced Maxwellian distribution function. The experimental study is carried out by the electrodeless method which is especially contrived by the authors. Conclusively, the experimental results for 50 GHz millimeter-wave frequency responses of both the microwave conductivity and the microwave dielectric constant almost agree with the theory quantitatively.
