We have demonstrated a heterojunction thermophotovoltaic device. The 0.54eV band gap device has an open-circuit voltage of 360mV for a short circuit current density of 2.7A∕cm2 at T=25°C, which is higher than the open-circuit voltage realized in any other thermophotovoltaic device previously demonstrated having comparable band gaps.
