Measurements of the differential impedance of p-Cu2Sn-CdS heterojunctions exhibit a pronounced frequency dispersion. This behaviour can be interpreted on the basis of a series equivalent circuit consisting of the space charge impedances of CdS and Cu2S. It will be shown that the space charge capacitances can be measured separately. In this way it is possible to determine the band bending and the impurity concentrations of both the CdS and the Cu2S region. Another relaxation mechanism at the interface or in the bulk has been supposed to be responsible for a second frequency dispersion.
