The cation distribution is investigated in polycrystalline GaxIn1–xP with x = 0·5 and 0·8 by means of diffuse X-ray scattering. For the evaluation of the measurements a fitting procedure is applied. The results show a strong tendency towards segregation in the case of Ga0.5In0.5P providing evidence for an “atomic size” effect; the short-range order parameter for the first co-ordination shell is found to be α1 = +0.13. A discussion of the results is presented.
