The surface structure of (0001)- and (101̄0)-oriented single crystals of ZnS and CdS sublimated under controlled variable vapor pressure was investigated. The results were found to be consistent with the terrace-ledge-kink model of sublimation. Possible revisions to the theory of the effect of charged carrier concentration on sublimation of II-VI compounds are suggested.
