We investigate the dynamics of all-semiconductor photonic-crystal (PC) surface-emitting lasers (SELs) in which a two-dimensional GaAs PC layer is patterned with periodically repeating In GaP features. After optimizing the separation between the PC and a distributed Bragg reflector that reflects part of the vertically outcoupled light, we investigate the performance of PCSELs incorporating PC layers defined by large, stretched isosceles-triangle features with a height-to-base ratio of approximately 1.5. Our results provide guidance on selecting feature shapes that promote single-mode lasing and improve PCSEL efficiency.
