High-quality MAPbI3 perovskite thin films were achieved conveniently utilizing the ultrasonic spray-coating method without an antisolvent process. Meanwhile, the effect of self-assembled monolayers (SAMs), including 2PACz, MeO-2PACz, and Me-4PACz, on the morphology, crystallization, and optoelectronic properties of MAPbI3 layers was systematically investigated in perovskite solar cells (PSCs) with the structure of glass/ITO/NiOx/SAM/MAPbI3/PCBM/BCP/Ag. It is corroborated that introducing 2PACz and MeO-2PACz can notably modulate the perovskite growth resulting in improved film quality. Moreover, benefiting from the reinforced carrier extraction, MeO-2PACz depicted remarkable enhancement on the PSC performance. Resultantly, the PCE of 20.3% for a small-area film and a champion PCE of 18.83% for a 100 mm × 100 mm large-scale film were achieved. This work demonstrated a promising strategy toward efficient and large-scale PSC fabrication utilizing the spray-coating method.
