The interaction is analysed between the oxide layer traps and semiconductor substrate free carriers in a MOS heterostructure. The conductance curves can only be interpreted if the simultaneous presence of an interface site continuum and of surface potential statistical fluctuations are taken into account. Then, it is possible to determine trap characteristic parameters from the conductance variation versus frequency.
