High quality avalanche photodetectors with optical access to both sides of the junction have been fabricated in (111) InP. Impact ionization measurements were performed on these devices yielding the ionization coefficients for electrons and holes along 〈111〉. The results are similar to the measured values in the 〈100〉 direction indicating that the ionization coefficients are isotropic.
