Hall mobility measurements are made on p-channel MOS transistors with appropriate geometry between 77 and 300 °K and the results are fitted using a three-term formula both before and after electron irradiation. A semi-quantitative description is given involving lattice vibrations, ionized impurities, and surface scattering.
