Results are reported from a study of the oxidation of cleaned Zn(0001) surfaces using the techniques of RHEED, LEED and AES. Experiments performed at 295K indicated that ZnO grew epitaxially in islands several monolayers in thickness. At 165K the total oxygen uptake was approximately=15% greater than at 295K, and the environment of the oxygen on the surface could vary. The presence of an amorphous/random polycrystalline phase following oxidation below room temperature observed previously is not supported by the present results. At 165K epitaxy is still dominant although with poorer long-range order. Annealing improved this order.
