The theory of Heywang for the positive temperature coefficient of resistance observed in semiconducting barium titanate is considered. The theory is modified to include the effects of donor profiles and surface-state energy distributions. Experimental results are compared with theory in terms of the change in surface barrier potential with temperature. It is proposed that the barrier height is controlled by interface regions which remain in the ferroelectric state above the nominal Curie temperature.
