Extended velocity overshoot in GaAs HBT

Velocity overshoot effects in bipolar transistors are studied using the semianalytic trajectory method. It is argued that recent experimental results on peak f T in GaAs/AlGaAs heterojunction bipolar transistors provide strong direct evidence for a large extended velocity overshoot in the collector under Kirk base push-out conditions.
