We report a detailed experimental and theoretical investigation of mechanisms limiting the majority-carrier mobility in p-type Hg1−xCdxTe. For the first time, transport measurements have been performed on samples with well-characterized compensation densities. Mobilities calculated assuming an alloy scattering energy parameter within present theoretical bounds (ΔEh≤0.3 eV) are found to be at least a factor of 3 higher than the data at intermediate temperatures (T≊30 K). While alloy scattering may be somewhat stronger than is currently believed, a better fit to the data is obtained if one assumes that the low-temperature scattering is dominated by strain fields resulting from neutral point defects.
