Epitaxial crystals of BaTiO3 have been grown by activated reactive evaporation. The ultra-thin crystal less than 100Å thickness shows an elongation along the c-direction. The ferroelectric phase transition of the thin films is discussed in terms of the epitaxial effect and the surface layer.
