ZnSb single crystals are prepared, without seed crystals, by zone melting in graphite boats. The melt contains an excess of 2 to 4 atomic % Sb, the zone moving with a velocity or 20 cm/h in a very slowly moving atmosphere of highly purified hydrogen. Part of the ingots are monocrystalline, and can be used as seed crystals for growth of further ZnSb single crystals by the Czochralski method from melts of the same composition and in similar atmospheres. This Czochralski method is found to be successful when the crystal is drawn at velocities between 6 and 15 mm/h. Finally a Czochralski method using a floating crucible, containing stoichiometric ZnSb enriched with Sb is described.
