The HPC & AI devices require high resolution of FO WLP dielectric RDL lines. In the present paper, the newly developed next–gen polyimides were patterned on maskless exposure. The patterning by digital lithography accomplished steep profiles required for further integration processes and necessary electrical properties of future devices.
