Temperature effect on mechanical characteristics of Ag alloy wire is estimated by micro-force tensile test, the measured stress/strain behaviors of concerned wires are contributed to explore the mechanical response of Ag alloy wire in wire bonding procedure. Analytic results revealed that the mechanical characteristics of Ag alloy wire under temperature condition over 75°C is significantly changed. Temperature softening effect is continuously observed on Ag alloy wires until testing temperature is gradually raised up to 200°C, and induced degradation on mechanical characteristics is found as ",30% when the testing temperature is varied from 25°C to 200°C. Aforementioned characteristics of Ag alloy wire is further adopted into the transient dynamic simulation to estimate the applicability of concerned wire in wire bonding procedure. Simulated wire loop profile is almost identical to experimental measured profile. Accordingly, the prediction accuracy of Ag alloy wire's mechanical response in wire bonding procedure is estimated and validated.
