Models for the magnitude of the electron density induced by spontaneous and piezoelectric polarization in a polar heterostructure are given. In the case of pure material the induced electrons derive from `ambient' doping associated with surface states and surface ions. Where the donor density is large enough depletion will contribute to the electron gas.
