In this paper we report on the properties and structure of oxide-defined stripe-geometry lasers with cw threshold currents as low as 27mA at room temperature. These results have been obtained by the addition pf a dielectric facet reflector and use of a thin “cap” structure that limits the current spreading. These devices are capable of output powers up to 60mW from one facet with power conversion efficiencies up to 14%.
