A numerical calculation is made of the space‐charge layer characteristics in terms of quantization of carriers. The results are used in processing the experimental capacitance‐voltage characteristics, measured on the MOS‐structures with different oxide thickness. It is shown, that quantization noticeably decreases the space‐charge layer capacitance in strong accumulation.
