Room-temperature type-II W quantum well diode laserwith broadenedwaveguide emitting at λ = 3.30 µm

A mid-IR type-II ‘W’ quantum well diode laser (λ = 3.30 µm) with a broadened waveguide operated in pulsed mode at 300 K is presented. The spectral width at that temperature was 12 nm, and the peak output power was 2 mW/facet. The characteristic temperature T0 for the range 100–280 K was 48 K.
