Using deep leel transient spectroscopy (DLTS), a ieersible electromgration o ions is observed in the space-charge egion o Schottky contacts on Se-doped Hg0.3Cd0.7 Te crystals. The amplitudes of the observed DTLS lies are found to channge when a reerse bias is applied at a tempeature higher tha room temperature. Two lines (H2 ad H4) are found to be correlated: The amplitude of one (H2) than room temperature. Two lines (H2 ad H4) are found to be corelated: the amplitude o one (H2) increases with applied reverse bias time ta in the same manner as that of the other (H4) decreases. As a possible explanation a model is presented, which is based on the dissociationn o ann acceptor-donor complex inn the space-charge region. It yields a caluclation o the mobility and the diusion cofficiet of the dritig door.
